PCBA Bottom Fill Process: Preparation, Dispense, Cure and Verification
A PCBA bottom-fill process introduces a selected material into a defined gap beneath a component. For capillary underfill, the process normally follows solder attachment and uses material flow through that gap. Other underfill families have different sequences, so the material and application route must be identified before process instructions are written.
This page focuses on manufacturing handoff after the need for reinforcement has been established. The geometric volume tool estimates the space to be filled from your dimensions. It does not determine dispense settings, flow time, cure conditions or an acceptable void level.

Define the approved application boundary
Identify the component, board revision, material and regions where material is permitted or prohibited. Include adjacent connectors, test points, removable parts and other features that must remain accessible. A general note to fill under the BGA does not adequately define the operation.
Confirm that the underfill selection decision includes environmental requirements and repair expectations. A production technician should not have to decide which reliability objective justifies the operation or whether a material substitution is acceptable.
Complete the necessary checks before filling
Establish which solder-joint inspections and electrical checks occur before the material changes access. Record the cleaning and residue condition required by the selected material and component guidance. Neither a visually clean board nor a successful electrical test establishes every compatibility requirement.
Control material identity, storage, preparation and usable life according to the supplier's documentation. These conditions can affect flow and cure. Keep their records with the lot or traveler rather than relying on an untraceable bench instruction.
| Review item | What to establish |
|---|---|
| Before fill | Complete the agreed joint and electrical checks. |
| Volume | Use assembled gap and justified occupied fraction. |
| Process | Obtain material-specific dispense and cure guidance. |
| Verification | External fillet appearance does not prove internal coverage. |
Estimate volume with transparent assumptions
The worksheet multiplies footprint width, length and assembled gap, subtracts an entered occupied-volume fraction and adds a separate fillet allowance. Cubic millimeters equal microliters, making the result convenient for geometric discussion.
For a 10 mm by 10 mm region with a 0.15 mm gap, gross volume is 15 cubic millimeters. An assumed 20 percent occupied fraction leaves 12; adding 3 for the fillet yields 15 microliters. The equal final number is coincidental. It is not a dispense recipe because real geometry, losses, flow and process control are not modeled.

Establish the dispense and flow sequence experimentally
The dispense location, board temperature, gap, material behavior and nearby obstructions can affect filling. Use the selected material supplier's process guidance and a representative trial. Do not scale one successful time or volume setting to every package solely by body area.
Define what the operator observes during the process and how an interruption is handled. Record any required dwell and cure sequence from the controlled procedure. The page intentionally avoids generic temperature and time values that could be unsuitable for a particular material or component.

Use the current inputs and keep the assumptions
Choose the question you want to resolve before entering numbers. The fields start blank. Load example deliberately if you want to understand the calculation, and keep that example separate from your project record. The example label remains visible after editing; reset the tool before preparing a record from your own data.
Use the displayed units and identify the source of each input. A dimension should refer to the same layer, reference plane and design revision as the other dimensions in the model. An entered limit is your review requirement, not an IPC value supplied by this website. Where a value is unknown, obtain it or preserve the question as open instead of guessing a familiar number.
Read the assumptions with the result. A negative margin is retained so a conflict remains visible. A positive margin only answers the stated mathematical question. It does not establish process capability, compliance, electrical performance or production yield. Checklist statuses are self-reported and do not imply that the underlying evidence has been inspected.
Changing a field invalidates the result and disables its download until you calculate again. The text download contains the current inputs, result and limitations. No CAD file is read, no project data is uploaded and nothing is automatically inserted into Contact. Attach the record manually if useful. You can request a review directly without using the worksheet.
| Input | What to establish before using it |
|---|---|
| Review reference | Connect this worksheet to a nonconfidential design/revision reference. |
| Package footprint width 繚 mm | Use the actual released drawing and one dimensional reference. |
| Package footprint length 繚 mm | Use the actual released drawing and one dimensional reference. |
| Assembled gap height 繚 mm | Use the measured/defined assembled gap, not ball diameter. |
| Estimated occupied volume 繚 percent | Volume fraction occupied by joints/features. This simplified input must be justified. |
| Entered extra fillet volume 繚 mm糧 | Separate geometric allowance; no flow time, cure or machine setpoint is produced. |
Optional cost comparison from your own allowances
Use a quotation or a clearly labeled internal assumption for each input. Keep the quantity, construction and inspection scope the same when comparing alternatives. This uncalibrated planning model adds entered values; it contains no current market rates and does not issue a 勛圖tv quotation. You can contact the team without completing it.
Entered assembly cost scenario
Verify the finished condition against an agreed method
A fillet photograph can document exterior appearance, but it does not establish internal coverage or cure throughout the interface. Select verification methods appropriate to the construction and acceptance requirement. Distinguish process monitoring from destructive qualification work and routine production inspection.
If voids or incomplete filling are found, preserve their location and the relevant process history. Do not simply add more material without evaluating the defined repair route. A local correction can change flow, cure or access in ways that the original trial did not address.
Make the operation quotable and repeatable
Specify which steps are included: preparation, material application, cure, inspection, fixtures and qualification. The cost worksheet adds user-entered allowances only. A comparison should use the same quantity, material route and evidence scope.
For an enquiry, provide the component geometry, relevant assembly files, selected material if already fixed, and the required evidence. State whether 勛圖tv is being asked to review a new process or manufacture to an approved procedure. Keep changes to material, gap, cleaning or cure under revision control, since each can invalidate assumptions from the original process review.
Make the material-process decision traceable
Begin with the selected material identity and the product requirement it is intended to support. Record whether the process is still exploratory or already qualified for this construction. That distinction determines what evidence is needed before production and prevents a development trial from being mistaken for an approved recurring operation.
Describe the complete interface: package, assembled gap, board surface, residues, neighboring features and relevant temperature limits. Material behavior depends on that context. A datasheet value measured under one condition cannot independently establish compatibility with every assembly or cleaning route. Ask the responsible teams to resolve any conflict between component and material guidance.
Plan the sequence around inspection access. Decide which joint and electrical checks happen before filling and what verifies the finished application. Keep exterior appearance separate from internal coverage or cure evidence. Where a later operation conceals a region, its acceptance needs to be resolved at the correct earlier stage.
Use a representative trial to establish process settings and verification. Preserve the material batch, preparation, equipment conditions and sample construction needed to interpret the result. The geometric worksheet is useful for comparing assumptions, but it does not supply a process window. Avoid translating a calculated volume directly into a machine command.
Agree on rework and nonconformance handling before a problem occurs. A material marketed as reworkable still needs an appropriate route for the actual component and board. If no approved repair is available, record the disposition rather than leaving an operator to improvise removal.
For purchasing, compare the same preparation, application, cure, inspection and qualification scope. Keep fixtures and one-time development work visible. An enquiry that identifies those responsibilities helps 勛圖tv assess the actual project. A general request for underfill at a low price does not describe enough of the process to support an equivalent technical or commercial comparison.
Standards, source context and limits
The references below support the stated package, design or process context. Apply a component manufacturer's guidance to its named device or family and confirm the exact drawing revision. A supplier application note is not a universal manufacturing rule, and a public standards scope is not the complete controlled standard.
Agree the governing documents, revision basis, acceptance requirements and exceptions with the responsible engineering and quality teams. The official IPC revision table is useful for checking document status; it does not by itself resolve a project's contractual requirements. This page does not reproduce paid normative tables or claim certification.
Archive photographs illustrate relevant boards, components or assembly activity. They are not proof of the current equipment inventory or a completed qualification for your project. The explanatory drawings and worked examples are original teaching aids. Confirm actual process availability and the proposed inspection scope during the project review.
