BGA Reballing: Component Reuse, Sphere Selection and Records
BGA reballing restores the solder-sphere array on a component as part of an approved reuse or terminal-restoration process. It is distinct from replacing a BGA on a PCB. A complete array of new spheres does not establish that the die, package substrate or internal connections remain functional and reliable.
This page helps buyers and engineers define what a reballing proposal must include. It separates component disposition, sphere specification, process control and verification. The worksheet assists with population and reserve quantities; it is not a stencil generator, package pin-map validator or recommendation to reclaim an unknown device.

Confirm that reuse is allowed and useful
Identify the exact device, package variant, previous use and reason for removal. Review supplier restrictions, customer requirements and the product's traceability policy. A device removed from a failed board can be good, damaged or of uncertain condition. Reballing does not resolve that uncertainty by itself.
Consider whether a new approved component is available and whether failure analysis needs the original package intact. Record moisture and thermal history as far as known. Do not treat undocumented history as proof of a fresh component, and do not relabel reclaimed material as new.
Specify the sphere array from the package documentation
Use the actual ball map, populated positions, sphere diameter, alloy and permitted terminal configuration. The number of grid positions can exceed the number of populated balls because some positions are intentionally vacant. Row labels, orientation and special locations require the controlled package drawing.
Pitch alone does not determine ball diameter or alloy. A stencil advertised for the same nominal pitch may have the wrong population or outline. Keep the exact package identifier with the tooling and material record rather than relying on a visual resemblance to another device.
| Review item | What to establish |
|---|---|
| Eligibility | Reuse permission, exact identity and known exposure history. |
| Array | Package-specific population, diameter, alloy and tooling. |
| Condition | Pads, package body and any unresolved internal damage. |
| Release | Restored-array inspection plus the agreed electrical evidence. |
Prepare the component without hiding damage
Residual solder and flux must be addressed using an approved process compatible with the terminal pads and package. Inspect the attachment surfaces and body condition before placing new spheres. Damaged metallization, exposed substrate or uncertain internal damage may require rejection or further analysis rather than another preparation pass.
Removal and site preparation belong to the broader BGA rework process. Keeping the board-site record separate from the component-restoration record makes it possible to identify which operation introduced a problem and which material was ultimately fitted.

Control placement and thermal exposure
Use the specified tooling and compatible flux or other process material to place the correct spheres at the correct positions. Verify missing, extra and mislocated spheres before the relevant attachment step. Follow a validated thermal method and component handling requirements; do not copy an oven recipe from an unrelated package.
Thermal exposure accumulates through removal, preparation and restoration, but a simple cycle count does not predict remaining life. Consult the repeated-exposure guide for recording the actual sequence. Baking is a separate controlled handling operation, not a universal reset of thermal history.

Use the current inputs and keep the assumptions
Choose the question you need to answer before entering numbers. Fields begin blank. Select Load example only to explore the model; example inputs are teaching values, not process recommendations or market prices. The example label remains visible after editing. Reset before preparing a record based entirely on your own data.
Use the displayed units and record the source of every input. Dimensions must share a reference and revision; temperature measurements must identify the location and method. An entered threshold or interval is your supplied review condition, not an IPC limit provided by this website. If a value is unknown, keep it open and obtain evidence rather than filling the space with a familiar number.
Read the assumptions alongside the result. A positive geometric margin answers only the stated calculation. It does not establish wetting, joint strength, production capability or compliance. A negative result remains visible so an incompatible assumption is not hidden. Checklist entries are self-reported and do not prove that the supporting documents were inspected.
Changing an input invalidates the displayed result and disables the download until the calculation is repeated. The text record includes inputs, results and limitations. Processing stays in this browser: no CAD data is read, no measurement system is connected and no information is automatically sent to Contact. Download and attach the record manually if it helps your enquiry. You can contact 勛圖tv directly without using a tool.
| Input | What to establish before using it |
|---|---|
| Review reference | Use a nonconfidential revision/reference. |
| Grid rows | Rectangular grid only. |
| Grid columns | Use the actual map; not a pinout generator. |
| Vacant positions per package | Count documented vacancies. |
| Packages in the lot | Whole packages. |
| Entered reserve ﹞ percent | Planning allowance; not a process recommendation. |
Optional cost comparison from your own allowances
Use a quotation or a clearly labeled internal assumption for each input. Keep the quantity, construction and inspection scope the same when comparing alternatives. This uncalibrated planning model adds entered values; it contains no current market rates and does not issue a 勛圖tv quotation. You can contact the team without completing it.
Entered process / verification cost scenario
Inspect the restored array and retain its identity
Assess sphere population, location, attachment, contamination and applicable geometry using a suitable method. Record the material lot, tooling and process revision. A top-side package marking identifies the device but does not by itself document the restored termination alloy or prove authorized provenance.
Agree what electrical evaluation is possible at the component stage and what must occur after assembly. Passing visual array inspection does not prove the silicon is functional. Conversely, a functional test alone does not establish that every restored terminal meets the required mechanical or metallurgical condition.
Calculate quantities without inventing a ball map
For a rectangular grid, nominal positions equal rows multiplied by columns. Subtract the declared vacancies to obtain the populated count per component. Multiply by the number of components, then apply an explicitly entered reserve percentage and round the required spheres upward.
For example, a 12 by 12 grid with 24 vacant positions contains 120 populated terminals. Ten components require 1,200 spheres before reserve; a 5 percent allowance makes 1,260. That arithmetic does not tell you which 24 positions are vacant. The package map remains the authoritative source.
Compare a complete reballing quotation
Clarify incoming evaluation, preparation, spheres, thermal processing, inspection, component test if available, packaging and disposition of failures. State whether subsequent board attachment and functional verification are separate. A low per-component price may omit the evidence that makes the operation usable for the project.
Use the optional cost tool with entered allowances only. When asking 勛圖tv to review the route, supply the device identity, population, condition, known history, reuse permission and required evidence. If the component's internal condition cannot be established, preserve that limitation instead of presenting reballing as a guaranteed repair.
Define the disposition before altering the failed assembly
Identify the component and assembly precisely, including revision, variant, material system and known previous repair. Preserve the failure symptom and relevant test records. Removal, cleaning or reheating can destroy useful evidence, so decide whether failure analysis is needed before starting the repair route.
Establish the objective: replacement, recovery, analysis or an approved component-reuse operation. These are different tasks. The presence of a tool capable of removing a package does not establish that the board, component or product may be reused afterward.
Review the intended heating, support, access and protection of neighboring parts. Local rework can expose nearby materials and already formed joints. Use the exact component and board requirements and a measured process where applicable, rather than a generic temperature recipe copied from another package.
Define site preparation and the evidence required before attachment. Damage, contamination, missing lands or uncertain material condition may require a disposition instead of continued processing. A sphere-count calculation supports procurement planning only; it cannot inspect a package or validate the ball map, diameter or alloy.
Agree the final inspection, electrical or functional scope and who can release the repaired assembly. A successful power-on is not necessarily the complete acceptance test. Keep repair records distinct from original first-pass production results so a recovery does not conceal the process history.
For a quotation, provide the assembly identity, quantity, fault information, customer-supplied replacement parts, allowable repair scope and required evidence. Separate setup, process and verification allowances and label assumptions. The result should be a reviewable repair proposal with clear disposition limits, not an unconditional promise that every BGA can be economically recovered.
Standards, source context and limits
Use the references for their stated purpose. A material-vendor application note supports its specified material and conditions; a research paper reports the study it describes. Neither should be converted into a universal setting or a guarantee for a different assembly. Public standard summaries and contents are not complete normative requirements.
Agree the applicable controlled documents, revisions, acceptance basis and exceptions before production. IPC J-STD-001 concerns requirements for soldered assemblies, IPC-A-610 addresses assembly acceptability, and IPC-7711/7721 addresses rework, modification and repair procedures within its scope. Applicability must be established for the contract and task; this page does not certify compliance or reproduce paid acceptance tables.
