BGA Reflow: Review Warpage and the Joint-Formation Window
BGA reflow must form connections across an array while the package and board change temperature and shape. Warpage can change their relative separation during the period when paste and solder balls need to join. A room-temperature flatness observation alone does not establish what happens at the critical part of the thermal cycle.
This page focuses on relative geometry and product-profile evidence. It does not repeat the BGA package-family comparison or provide a universal oven recipe. Use it when opens, incomplete joining or location-dependent defects raise a thermal-mechanical question.

Measure relative movement at the relevant location
The important quantity is the separation between corresponding package and board surfaces, not just the maximum displacement of either object in isolation. Their curvatures can reinforce or partially offset each other. Sign convention, reference plane, temperature and measurement location must be consistent before values can be subtracted.
If package displacement is positive away from the board and board displacement uses the same global direction, the relative change is package displacement minus board displacement. Add the declared starting separation only for a simple geometric indicator. That arithmetic does not include solder collapse, contact force, paste behavior or the full spatial shape.
A simple number can expose an inconsistent assumption
Suppose a location begins with 0.05 mm separation in a defined measurement reference, the package moves 0.08 mm in the positive direction and the board moves 0.03 mm in the same direction. The indicated separation becomes 0.10 mm. If the board moves negative instead, the relative separation increases further rather than canceling.
This is an explanatory calculation, not a prediction that a BGA joint will open. A negative result indicates that the simplified geometry would intersect and needs a more complete contact model. Do not clamp it silently to zero and present the remaining number as a physical measurement.

Use the current inputs and keep the assumptions
Choose the question you need to answer before entering numbers. Fields begin blank. Select Load example only to explore the model; example inputs are teaching values, not process recommendations or market prices. The example label remains visible after editing. Reset before preparing a record based entirely on your own data.
Use the displayed units and record the source of every input. Dimensions must share a reference and revision; temperature measurements must identify the location and method. An entered threshold or interval is your supplied review condition, not an IPC limit provided by this website. If a value is unknown, keep it open and obtain evidence rather than filling the space with a familiar number.
Read the assumptions alongside the result. A positive geometric margin answers only the stated calculation. It does not establish wetting, joint strength, production capability or compliance. A negative result remains visible so an incompatible assumption is not hidden. Checklist entries are self-reported and do not prove that the supporting documents were inspected.
Changing an input invalidates the displayed result and disables the download until the calculation is repeated. The text record includes inputs, results and limitations. Processing stays in this browser: no CAD data is read, no measurement system is connected and no information is automatically sent to Contact. Download and attach the record manually if it helps your enquiry. You can contact 勛圖tv directly without using a tool.
| Input | What to establish before using it |
|---|---|
| Review reference | Use a nonconfidential revision/reference. |
| Initial separation 繚 mm | Use the actual measured geometry and one reference basis. |
| Signed package movement 繚 mm | Positive away from the board on the same global axis. |
| Signed board movement 繚 mm | Positive on the same axis as package movement; subtract this term. |
Align thermal evidence with the observed defect map
Record which balls or regions fail and whether the pattern repeats across lots, board positions or thermal conditions. Compare corner and center behavior where appropriate. Preserve component and board identities, paste data, moisture handling and print/placement evidence alongside the profile.
Product temperature and package shape are different measurements. A thermocouple can help characterize exposure but does not itself measure warpage. The thermocouple-location guide addresses profile coverage; additional methods and supplier data may be needed to characterize shape over temperature.

Keep print and placement in the investigation
Paste volume, deposit height, offset and placement condition influence the initial contact state. If the package and paste are poorly aligned before heating, a thermal-only explanation is incomplete. Inspect pre-reflow evidence and compare the exact land and aperture design with the component guidance.
Head-in-pillow can involve incomplete joining where ball and paste do not form the intended connection. The visible result does not uniquely identify warpage as the cause. Surface condition and material behavior deserve investigation alongside movement and heating.
Do not solve one thermal problem by exceeding another limit
The process must meet the paste's formation requirements while respecting component and board restrictions. A higher peak or longer exposure can reduce one symptom yet increase material damage or other defects. The supplier's package classification profile should not be copied directly as a production recipe.
Review the measured product profile, the exact component restrictions and the intended process sequence. If the assembly has already passed through multiple thermal operations, retain that history. The repeated-exposure guide explains why counting cycles alone does not establish remaining life.
Evaluate design and support changes with evidence
Board support, fixture interaction, copper distribution, package selection and process sequence can all be candidates for review. Do not assume a thicker board, a different laminate label or underfill automatically solves the problem. A change must be assessed for the actual construction and conditions.
If underfill is being considered, distinguish its application stage and purpose from the original joint-formation problem. Material applied after reflow cannot retroactively create an interface that failed to join. Rework and subsequent inspection constraints also change with the underfill system.
Verify the mechanism and the corrected process
Select inspection and analysis capable of answering the suspected question. X-ray geometry and electrical continuity can be useful but may not prove a metallurgical interface. Agree on representative samples and any further analysis rather than declaring all BGAs good from one top-view image.
For a review request, include the failure map, assembly and package identity, measured profiles, print data, exposure history and available warpage evidence with reference conventions. 勛圖tv can then assess the manufacturing question. The worksheet preserves a sign-consistent geometric assumption; it does not certify a profile or decide the acceptable number of reflow cycles.
Make the measurement chain part of the engineering record
Identify the assembly, revision, loading condition, support and measurement locations before comparing temperature traces. The same oven settings can produce different responses on different products. A trace without its location and attachment method is difficult to interpret when the problem concerns a particular joint or temperature-sensitive component.
Choose locations to test the engineering concern. Large thermal masses, shielded regions, small sensitive parts and package interfaces can respond differently. There is no universal number or placement pattern that makes every profile representative. Keep the sensor and attachment effects in mind when deciding what the measurement actually represents.
Retain the sampled data, time basis and any processing applied. Peak, time above a threshold and segment rates answer different questions. Individual sensor peaks may occur at different times, so their spread is not automatically the maximum simultaneous temperature difference across the board.
When a worksheet interpolates between points, its result depends on the sampling interval. It cannot recover an unmeasured transient or correct an attachment error. Use the summary to organize the record and identify a concern, then evaluate it against the actual material guidance and agreed process criteria.
Track previous exposures of the profiling or rework sample. A repeatedly heated assembly can become less representative through material changes or damage. Summing times across separate events is useful bookkeeping, but it is not a fatigue or remaining-life model and does not authorize another operation.
For supplier discussion, provide the raw trace where available, sensor map, relevant material restrictions, known exposure history and the question to resolve. Distinguish an equipment recipe from a measured product profile. A clear measurement record allows the next review to focus on the thermal constraint rather than reconstructing what a screenshot of the oven display might mean.
Standards, source context and limits
Use the references for their stated purpose. A material-vendor application note supports its specified material and conditions; a research paper reports the study it describes. Neither should be converted into a universal setting or a guarantee for a different assembly. Public standard summaries and contents are not complete normative requirements.
Agree the applicable controlled documents, revisions, acceptance basis and exceptions before production. IPC J-STD-001 concerns requirements for soldered assemblies, IPC-A-610 addresses assembly acceptability, and IPC-7711/7721 addresses rework, modification and repair procedures within its scope. Applicability must be established for the contract and task; this page does not certify compliance or reproduce paid acceptance tables.
